TSMC reportedly plans to raise advanced packaging prices 10%to 20%, NVIDIA and AMD face cost pressure

BlockBeats news,October 27, according to a report by Taiwanese media citing supply-chain sources, TSMC is considering raising prices for advanced packaging services 10%to 20%, primarily involving AI packaging technology used for high-end CoWoS chips. If the price increase takes effect, the production costs of chipmakers such as NVIDIA and AMD will face upward pressure.CoWoS can integrate chips and high-bandwidth memory (HBM) within the same package, and is a key process for high-end AI accelerator chips. As demand expands from GPU to server CPU and custom AI chips (ASIC), advanced packaging capacity continues to tighten.

The report expects TSMC's CoWoS monthly capacity to 2026 exceed 130000 units in 2027 and to further increase to more than 200000 units in CoWoS. Even as capacity continues to expand, demand growth may still drive packaging prices higher.
